dc.description.abstractTato práce popisuje problematiku pájení v elektronice, konkrétně se zaměřuje na vznik intermetalických vrstev ve struktuře spoje. Úvodní část je věnována popisu měkkého pájení v elektronice. Popsány jsou materiály a technologie využívané pro pájení a současný stav problematiky intermetalických sloučenin. Práce je zaměřena na tvorbu a růst intermetalických sloučenin v pájeném spoji a vlivu na jeho vlastnosti. Dále se věnuje faktorům, které vznik ovlivňují. Jedním z hlavních faktorů je volba přetavovacího profilu. Je popsána metoda definování pájecího profilu pomocí heating faktoru. Práce sleduje vznik dutin, intermetalické vrstvy a jejich vývoj u různých materiálových kombinací a procesního nastavení pájení. Měření tloušťky intermetalické vrstvy je provedeno nově vyvinutou metodou stanovení střední hodnoty tloušťky z obrazu.cs
dc.description.abstract-translatedThis thesis describes the issue of soldering in electronics, focusing on the intermetallic compounds formation in a joint structure. The opening part deals with soft sodering in electronic. Materials, technologies of soldering and the current state of the intermetallic compounds issue are described. It is focused on the creation and growth of intermetallic compounds in solder joint and the effect on its properties. The thesis further discusses the factors which influence the creation. A choice of reflow profile is one of the main factors. The heating factor method defines reflow profile and this method is described. The thesis deals with creation of voids, intermetallic compound layer and their growth with various material combinations and setting of soldering process. The measuring of intermetallic layer thickness is studied with new developed method of determining the mean thickness from the image.en
